Public Administration Super 50 By Shubhra Saxena Free DownloadIn many applications in the semiconductor and electronics industries, it is necessary or desirable to make very fine, closely spaced metal traces or lines on a semiconductor wafer. The metal traces should have good electrical conductivity and good adhesion to the semiconductor material. It is also important that the metal traces not short adjacent metal traces or cause unwanted problems during photolithographic processing. In order to achieve fine metal traces with good electrical and photolithographic properties, the traces must be deposited on the semiconductor material with a thin, uniform and highly conductive film.
Conventional photolithography, however, is not suitable for etching fine metal lines because of lateral edge effects. Conventional photolithography exposes only the top surface of the semiconductor wafer. As a result, the photoresist material is also exposed to an edge of the metal lines on the edge of the wafer which can cause unwanted side effects in the photoresist. These side effects include pin holes in the photoresist material. When the photoresist is exposed to light and developed to remove the unexposed parts, there is often no resist left on the bottom of the hole. The uncovered metal is then etched away.
Other problems which can occur during photolithography include retention of metal particles and retention of polymer byproducts in the spaces between the lines. Retention of particles or polymer byproducts between metal lines can lead to shorting of adjacent lines. In addition, resist erosion and metal line bridging caused by the photoresist can cause unwanted electrical discontinuities and degrade device electrical characteristics.
